afaik only the oldest rPi used stacked dies. With the faster chips heat becomes a problem

They have to play games to make flash not hold back even mid-range MCUs.  Optane might be fast enough to allow even chips like those used in cell phones fly.  

The rPi uses an SDRAM soldered on top of the CPU.  To get on that bus the Optane might need to be in the same package with the SDRAM or do they stack memory chips in layers with through vias?
